Abstract

We demonstrate the integration of germanium photodiodes on SOI waveguides by transfer printing. Devices were printed with better than 1μm alignment accuracy. A waveguide-referred responsivity of 0.66A/W was measured at 1550nm and operation at 40Gbps is demonstrated.
